High Temperature Operation of Co-doped InAs Quantum Dot Laser for O-Band Emission
Experimental data related to the accepted publication "High Temperature Operation of Co-doped InAs Quantum Dot Laser for O-Band Emission" in IEEE Photonics Journal.
Laser devices were characterized under pulsed-bias conditions with a pulse width of 1 µs and a repetition rate of 5 kHz. The dataset includes average optical power versus injection current (LI) and emission spectra (wavelength vs. power) measured at various temperatures. The LI data is provided in organized Excel sheets with clearly labeled columns for current (A) and average output power (W). The corresponding wavelength data is also included, with optical power values in arbitrary units. In the publication, peak power was presented, whereas the dataset includes average power values; further details and conversion method is provided in the README document. Room-temperature photoluminescence (PL) data for codoped and undoped epitaxial samples is also included. These were measured using a standard setup and analyzed via Gaussian fitting in OriginPro. Raw PL data is provided without normalization, with columns indicating wavelength (nm) and intensity (arbitrary units). Wavelength data of co-doped and undoped laser devices measured from room temperature to highest operating temperature. Specifically, for a codoped laser device, at 193°C, two datasets are included: one with a wider spectral span showing both ground state (GS) and excited state (ES) lasing showing the onset of ES obtained for co-doped laser sample, and another data with a narrower span focusing on ES only. The wider span data is used in the publication. Atomic Force Microscopy (AFM) measurements were performed on the partial InAs QD laser epitaxial samples, and raw data files are included in .000 format compatible with Gwyddion software. While standard filters may have been used for visualization, no advanced post-processing or structural modification was applied. Each dataset is organized in separate file and folder with distint names and headers that reflect the measurement type, sample identity, current values and temperature where applicable.
